The X-directional test structure is used for a semiconductor device which includes an array of transistors, such as SRAM devices, having the horizontal N+/P-diffused junction structures for making horizontal failure analysis. The semiconductor device with the horizontal N+/P-diffused junction structures is used to increase the junction depth of N+/P-diffused junction regions when a cell array or a peripheral circuit is formed, in comparison to the junction depth of N+/P-diffused junction regions, when the semiconductor device is formed without the cell array or the peripheral circuit. The Y-directional test structure is used for a semiconductor device which includes a plurality of two-dimensional array patterns for making vertical failure analysis. FIG. 1 is a plan view of a semiconductor device, for example, SRAM device, having a conventional X-directional test structure. In FIG. 1, the semiconductor device includes an array of N+ diffused junction regions 103 in which memory cells of the SRAM device are formed. The semiconductor device is formed with a first metal interconnection pattern 111 formed in a peripheral region thereof. The first metal interconnection pattern 111 is electrically connected to the N+ diffused junction regions 103 through a plurality of contact holes 112 formed in an insulation region 110.
